| 内容記述 | The crystallinity and the surface flatness of Zn-doped InAs thin film on a GaAs substrate were evaluated by Raman spectroscopy and atomic force microscope, respectively. The results showed that both crystallinity and flatness improved with increasing Zn flow rate up to 10 sccm. Above that level, both crystallinity and flatness deteriorated sharply. As for the thickness dependence, the crystallinity improved as the film thickness increased, and the trends of both results were consistent. | |||||
